    Abstract: 本研究利用奈米球微影配合感應耦合電漿蝕刻技術,成功地製作出奈米等級的藍寶石孔洞
    陣列結構,後續可應用於成長氮化鎵薄膜磊晶,以降低膜層缺陷密度,增進發光效率。本
    實驗以旋轉塗佈法在藍寶石基材上塗佈單層聚苯乙烯奈米球,接著使用氧電漿處理並控制
    蝕刻時間,達到縮小奈米球直徑,以製作出奈米球陣列,此陣列將作為轉印圖樣的模板;
    接續利用電子槍鍍膜在模板上鍍製一層100nm 的鉻金屬薄膜,以蝕刻液搭配超音波震洗可
    將奈米球去除,只留下由模板轉印的鉻金屬圖樣;再以氯系電漿蝕刻基材,藉由調整蝕刻
    氣體混合比例以及感應耦合
